II-VI LASER MATERIALS STUDY.
Abstract:
Study of various semiconducting materials other than III-V compounds, was directed toward achieving visible electroluminescence and possible laser action. The greatest portion of the work was performed on II-VI materials, the greatest concentration being in the Zn subx Cd sub 1-x Te alloy system. Contributions of this research included the following developments 1. A semi-empirical classification scheme, your prediction of the gross electrical properties of binary semiconductors. 2. Partial experimental verification of the classification scheme validity particularly the n-ZnTe study and the range of p- and n-type conductivity Zn subx Cd sub 1-x. 3. Discovery that P is a convenient shallow acceptor in CdTe and ZnTe. 4. Preparation of efficient IR electroluminescent diodes in CdTe by diffusion of P into an n-type substrate. Author
