Abstract:

We have used luminescence spectroscopy with subpicosecond resolution in order to study comparatively the behaviour of quantum well QW laser structures with different confinement layer CL geometries SCH Separate confinement heterostructure, P- or LGRINSCH Parabolically or Linearly graded Index SCH. The three structures consist of a 50 angstrom QW with a CL of 2000 angstrom on each side. 600 fs long pulses at 2.04 eV, generated by an hybrid dye laser synchronously pumped by the doubled output of an YAGNd laser, are used to excite the sample and to detect luminescence, with a resolution equivalent to the pulse width, by upconversion in a LiIO3 non linear crystal. This technique allows the characterization of two processes of great interest for the behaviour of QW lasers. First the trapping dynamics of carriers into the QW which will obviously limit the high frequency operation of such devices. Second, the radiative properties of these structures under high excitation conditions where laser action is possible provided enough feedback is put into the system.
