Report Date:

Abstract:
Development of a technology to produce Pb sub 1-x Sn sub x Te, heterostructure mosaic detector arrays capable of gigahertz operation for the CO2 laser radar track and receive system is reported. The results include two main areas 1 Technology developed to produce 4-element mosaics with a working mosaic delivered to Rome Air Development Center for use in the RADCCORAL CO2 track and receive radar system. 2 Technology developed for a new device configuration - the inverted heterostructure photodiode that has reduced noise and dead space and is easily multiplexed. A heterostructure mosaic was delivered to RADC that prossessed the following properties as measured at the Science Center 1 prediced frequency response of 1.4 GHz to 1.7 GHz 2 average quantum efficiency 97 with or- 2 variation and or - 10 absolute accuracy and 3 dark currents of 0.9 mA or - 0.2 mA. Electrical crosstalk was lower than - 15 dB while the optical crosstalk was lower than -25dB. With the use of a 10 ohm input -50 ohm output amplifier having a 3 dB noise figure over its 2 KHz to 2 GHz bandwidth, the mosaic should achieve a minimum detectable power near 3 x 10 to the -20th power WHz.
