Abstract:

Theoretical and experimental studies of direct current modulation of semiconductor injection lasers were carried out. In the small signal approximation we found that the maximum usable frequency of modulation was limited to under 10 GHz. Experimentally we have demonstrated modulation of a single mode laser up to 3.4 GHz and was currently limited by our detection system. Optical injection locking experiments were carried out at low frequencies 2GHz. Injection locking was observed not only at fundamental frequencies but also at various subharmonics with less tolerance in frequency deviation.
