The objectives of the research program are i To develop monostable planar GaAs transferred electron logic devices TELDs, ii to design, fabricate, and evaluate a 4-bit TELD shift register operating at multigibabit rates, and iii to begin the investigation of bistable blocked domain TELDs. Major accomplishments to date are i Development of new design guidelines, based on which were developed TELDs capable of processing pulses as narrow as 80 ps with delay-dissipation product of 10 pJ. ii Discovery of a quasi-enhancement mode of operation which has potential for greatly reducing power consumption and increasing stability against power supply fluctuations. iii Fabrication of critical building blocks Memory, AND, and DELAY of a shift-register. The efforts in all these areas are described in detail.
