The goal of the proposed efforts was development of the new class of the high power mid-infrared laser emitters operating in spectral region from 2 to 3.5 um. the devices should be operating in continuous wave regime at room temperature. The program included the development of the novel laser heterostructure design comprising cascade pumping of the type-I quantum well. The novel lasers should have reduced threshold currents and improved efficiency and demonstrate multi-fold improvement in output power level in both spatially multi-mode and single-mode beams compared to the state-of-the-art available. The design and fabrication of the single mode widely tunable distributed feedback and external cavity mid-infrared emitters was targeted ate the final stage of the program.
