Abstract:

Light Activated Silicon Switches LASS have been fabricated and tested in a radar test modulator with as many as 10 devices being triggered simultaneously in a single series or a series-parallel switching arrangement. The light trigger source was a Q-switched, neodymium doped yttrium alluminum garnet laser emitting a 20 nanosec, 0.1 joule pulse at 60 Hz. Devices were triggered on in 10 nanoseconds at a dIdt of 4000 Amicrosec to peak current of 1800 amperes from a blocking voltage state of 1000 volts. Optical coupling of the laser energy to the LASS devices utilized a system of dielectric beamsplitters which took advantage of the plane polarization and monochromatic nature of the laser beam to maximize the efficiency of coupling.
