Abstract:

The subject of the report is the developmental work performed on a 50 ampere, gate controlled switch. Effort was continued on refinement of the basic process and structural design. Several basic modifications in the process were made. They include the use of a Ga-sealed tube diffusion, the introduction of a P layer, and modification of the mask pattern details. In addition, the gold diffusion schedule was adjusted based on the gate characteristics. A few samples were completely encapsulated and the tester previously breadboarded was completely built in a console permitting comprehensive evaluation. Author
