MICROWAVE CIRCUIT CONSIDERATIONS FOR BULK GAAS OSCILLATORS.

The purpose of this study is to investigate the microwave circuit characteristics of bulk GaAs transferred electron oscillators. A small-signal, nonisothermal, space-charge-wave device analysis is developed and the dyadic Greens function method is used to analyze the radiation impedance of a waveguide-coaxial microwave circuit containing the GaAs oscillator. The equivalent circuit of bulk transit-time oscillators is evaluated experimentally and compared with the theoretical device impedance. Additional large-signal bulk modes of oscillation are investigated experimentally using the known circuit impedance at the frequencies of oscillation. In general, the results provide a better understanding of the various modes of oscillation which may occur in bulk GaAs transferred electron devices and are useful in determining the microwave circuit impedance characteristics and bias conditions which are needed to sustain a particular mode of oscillation.
