Coherent microwave power at K-band frequencies was generated by three types of InSb structures 1 a rod with the plane of a p-n junction parallel to the main current flow 2 a p-type rod with electron injecting contacts and a remelted surface parallel to the main current flow and 3 a p-type rod with electron injecting contacts. In each case, electric and magnetic fields are applied to the structures at an angle, Theta, to each other, at an ambient temperature of 77 K. The required electric fields are between 100 and 400 Vcm the required magnetic fields are greater than 400G and the required angles are generally between 25 and 90 degrees. The emission frequency decreases with time during the electric field pulse and increases with decreasing electric field. An instantaneous power output of 10 microns is generated with an instantaneous input power of 2.2 W. The linewidth of the K-band emission is less than 20 MHz. A theory, which considers two-stream interaction in a transverse magnetic field, is formulated and predicts microwave generation at the observed frequencies. A second theory, which considers the interaction of a hole stream and an adjacent electron stream in a longitudinal magnetic field, is formulated and predicts micro-wave generation in InSB, provided the ratio of hole temperature to electron temperature is much less than one.
