Neutron Irradiation Effects on Diffused GaAs Laser Diodes.

A detailed study has been made of the pre- and post-irradiation electrical and optical properties of diffused GaAs laser diodes. The emphasis of the study was on the current and electroluminescence EL mechanisms existing in the diodes below lasing threshold and the effects of fast neutron irradiation on those mechanisms. Changes were observed in the current-voltage characteristics and in the EL spectra at several temperatures between 75 and 300K. The irradiations were performed at low temperature 140K to a fluence of 1.8 x 10 to the 15th power nvt 10 keV. Capacitance-voltage measurements were used to monitor the majority-carrier concentrations before and after irradiation. Author
