Abstract:
A theoretical thermodynamic study was made of a typical CW laser diode structure, at cryogenic temperature, to determine the influence of series resistance with emphasis on contact resistance on the power output, power efficiency and power heat losses. The heat losses are due to threshold power, an internal quantum efficiency less than one, reabsorption of coherent light by free carriers and ohmic heating. It was shown that the incorporation of a high surface impurity concentration on both the n- and p-sides of a laser diode leads to a substantial reduction in the contact resistance and subsequently series resistance, thereby resulting in a significant improvement in power output and power efficiency.
